چکیده

The authors observed the surface morphology transition from the atomically flat two dimensional layer-by-layer mode to the three dimensional pyramidal mode of heteroepitaxial PbTiO3 PTO islands synthesized by hydrothermal epitaxy by scanning electron microscopy and atomic force microscopy. Two types of 001 Nb–SrTiO3 NSTO with the same step height, 0.25 and 1 m terrace widths, were used for substrates. They found the critical island thickness at which the growth mode of PTO island was converted and its relation to the terrace width of the substrate. It is suggested that the relaxation of the misfit strain, which originates from out-of-plane lattice mismatch between the PTO island unit cell and the NSTO substrate step or somewhere interior of the film, has an effect on the PTO island growth mode transition. © 2007 American Institute of Physics. Step-flow growth on strained surfaces

A theoretical study is presented of the effect of misfit strain on the transition from step flow to island nucleation dominated epitaxial layer growth on a vicinal surface. The analysis generalizes a set of reaction-diffusion equations used for homoepitaxy to include the fact that heteroepitaxial strain changes the Arrhenius barrier for diffusion and promotes the detachment of atoms from the ed...

Self-assembling and self-ordering of Ge islands on vicinal Si(001) surfaces

Fabrication of semiconductor quantum dot structures with a regular in-plane spatial distribution and optimum size uniformity is highly desirable for applications of their novel optical and electronic properties. This remains a challenging subject, especially on the nanometer scale. The strain-driven self-assembled formation of Ge islands on Si during molecular beam epitaxy (MBE) in the Stranski...

Surface studies of phase formation in Co–Ge system: Reactive deposition epitaxy versus solid-phase epitaxy

Morphological evolution of cobalt germanide epilayers, CoxGey, was investigated in situ by scanning tunneling microscopy and spectroscopy and reflection high-energy electron diffraction, as a function of deposition method and, hence, the phase content of the epilayer. During reactive deposition epitaxy, in which Co atoms were evaporated onto a flat pseudomorphic Ge/Si(001) wetting layer at 773 ...

Morphology Analysis of Si Island Arrays on Si(001)

The formation of nanometer-scale islands is an important issue for bottom-up-based schemes in novel electronic, optoelectronic and magnetoelectronic devices technology. In this work, we present a detailed atomic force microscopy analysis of Si island arrays grown by molecular beam epitaxy. Recent reports have shown that self-assembled distributions of fourfold pyramid-like islands develop in 5-...

Retention loss behaviors in heteroepitaxial ferroelectric film with a +c monodomain fabricated by hydrothermal epitaxy below Tc

We observed the retention loss of dot domains 36 nm diameter and square domains with sizes of 1 and 25 m2 that were reversed by applying an electric field at an atomic force microscopy AFM conductive tip on a heteroepitaxial PbTiO3 thin film with polarization in the virgin state, which was fabricated via hydrothermal epitaxy below Tc. Through theoretical calculations, it was discussed that the ...
